Can I use distilled water to dilute Lanthanum Chloride? I'm going to start dosing LC, but would like to be more precise with the automation. I think dosing 10 ml of the dilution over 24 hours might be more precise than dosing 1 ml of undiluted LC over 24 hours...

Diluting it with RO/DI is fine from the perspective of stability.

The local concentration where it is added to the aquarium might impact phosphate and carbonate precipitation, but I'd speculate that lower concentration would get more phosphate, relative to carbonate, if there is any noticeable effect.
